Siegemund, ranked No 99, will play Dutch qualifier Arianne Hartono next.
The 36-year-old German defeated American Alycia Parks (6-4, 6-3) and edged out Chinese Xiyu Wang, the No 5 seed (7-6 (3), 4-6, 7-6 (1)) in the previous rounds.
Earlier in the tournament, Masarova, ranked No 119, edged out Hungarian Anna Bondar (3-6, 7-6 (2), 7-5) and Chinese Xinyu Wang, the No 3 seed (7-6 (6), 3-6, 7-5).
